제목 3-Dimensional Multi-floor ferroelectric nanostructures for Multi-level memory
초록 “Multi-level non-volatile memory” concept, storing several data in a single memory cell, has a strong attention for next-generation memory device to accommodate extremely large information. We fabricated multi-floor polyvinylidene fluoride trifluoroethylene (PVDF-TrFE) nanostructure array using anodic aluminum oxide (AAO) template. Array of multi-floor cascading of the nanostructures allows achieving spatially multi-leveled structures. Switching spectroscopy piezoresponse force microscopy (PFM) clearly shows the different switching behavior at each floor indicating spatially varied ferroelectric states. Multi-level ferroelectric states on the same floor were examined by first-order reversal curve-type PFM. The obtained results clearly reveal the existence of the multi-level ferroelectric states. These results can provide not only stepwise structural effects of the piezoresponse but also potential device structures in the FeRAM.
