Graded-gap AlxGa1-xAs x-ray detectors with fast photovoltaic response

Fast graded-gap AlxGa1-xAs/GaAs soft X-ray detector with sensitivity in the range of 103 10(4) V/W was created. The delay time of photovoltage response in the p-AlxGa1-xAs/n-GaAs detector is 50 ms, while photovoltagc response in the p(-)-GaAs/p-AlxGa1-x As structure is much shorter, below 1 ms.
