Laser-assisted MBE techniques for enhancement of 2D growth of hetero-structures have been investigated. Photoluminescence spectroscopy results and TEM micrographs indicated the high quality of laser desorbed MBE grown GaAs layers, even at low substrate temperatures. The improvement of DC characteristics on laser desorbed GaAs devices were also obtained, which indicates the effectiveness of laser-assisted MBE techniques.
