The reactions of organometallics and organometaloids under MOCVD and MOMBE conditions were presented The influence of monocrystal substrate and carrier gas on the decomposition proces were discussed The transalkylation and hydroganation of the solid phase surface atoms with the introduced reagents were investigated Finally, there were shown reasons for the change of the molar ratio components in the formed epilayers, comparing to the composition of the introduced reagents.
