Growth of large-diameter ZnTe single crystals by the vertical gradient freezing method
ZnTe singles crystals (80 mm diameter) were grown by the VGF method without seed crystals. In this method, the high-pressure furnace was used and the melt was encapsulated by B2O3 during crystal growth. EPDs of the grown crystals were 5000-10000 cm(-2). The FWHMs of the rocking curve measured by 4-crystal X-ray diffractometry were around 20 arcsec. The crystals grown by the VGF method were of high quality compared with those by other growth methods.
