제목 Photoresponsivity enhancement of ZnO1-xSx phototransistors
초록   ZnO is usually used in oxide phototransistors due to its high mobility and availability to large scale devices. However, the photoresponsivity in the visible light region is low due to its wide band gap. Therefore, heterostructures with the smaller band gap materials such as quantum dots are used for improving visible range photoresponsivity. However, heterostructure has some problems such as an increase of off-current and a formation of interfacial trap, which leads to the poor performance of the phototransistors. In this study, the photoresponsivity depending on the sulfur-to-oxygen composition ratio, x, of the ZnO1-xSx single layer was observed. The photo-responsible range was widened to the visible light region due to the smaller band gap of the ZnO1-xSx. The larger photo-current implied the enhancement of the photoresponsivity. The interfacial chemical properties of the phototransistors were analyzed through X-ray photoelectron spectroscopy measurement.
