제목 Dependancy of Nonvolatile Small molecule Memory-cells Embedded with Ti Nanocrystals Surrounded by TiO2 on Ti Evaporation Rate
초록 We studied nonvolatile small molecule memory-cells embedded with Ti nanocrystals surrounded by TiO2 tunneling barrier. The memory cells were fabricated with vertical structure of Al / Alq3 / Ti nanocrystals surrounded by TiO2 / Alq3 (Aluminum tris (8-hydroxyquinoline)) / Al electrodes. All fabrication processes were done in in-situ multi chamber thermal evaporator. And the TiO2 layers were formed by using in-situ O2 plasma oxidation. The memory-cells showed nonvolatile memory characteristics such as symmetrical bistable I-V characteristics, retention time more than 105sec, memory margin of (Ion/Ioff) 7.9 × 102 and more than 35 endurance cycles of program and erase. We found that nonvolatile memory characteristics of memory-cells were depended on the Ti layer evaporation rate. As the evaporation rate increases 0.1Å/s to 5.0Å/s, the Ti nanocrystal size increased with the evaporation rate. At a rate of 2.0Å/s, the Ti nanocrystals were uniformly distributed and well isolated from each other by TiO2. From the result of our investigation, we demonstrated the dependance of nonvolatile memory characteristics on Ti evaporation rate and indicate the Ti nanocystals play an important role for nonvolatile memory characteristics of small molecule memory-cells.
