제목 | Small-molecule Nonvolatile Memory-cell Fabricated with the Device Structure of One Diode and One Resistor (1D1R) for Cell-array Operation. |
초록 | Organic nonvolatile memory has been demonstrated as one of candidates for next-generation nonvolatile memory-cells because it has the advantage of low cost, simple device structure, minimal feature size of 4F2, and flexible applications. We fabricated the small-molecule Schottky diode as a selection device with the device structure of Au / Alq3 (Aluminum tris -(8-hydroxyquinoline) / LiF (lithium fluoride) / Al and vertically stacked small-molecule nonvolatile memory with the device structure of Al / Alq3 / Ni nanocrystals surrounded by Ni oxide / Alq3 / Al on Schottky diode. All fabrication processes were in in-situ multi-chamber thermal evaporator without vacuum breaking and Ni nanocrystals surrounded by Ni oxide fabricated by O2 plasma oxidation method after depositing thin Ni layer. As a result, small-molecule Schottky diode showed the conductance of 1.3X10-6 S at reverse bias region, conductance of 6.4X10-4 S at forward bias region, and rectification ratio of 103. Small-molecule nonvolatile memory-cell with the device structure of 1D1R showed Vth of 3.7 V, Vp of 6.0 V, Ve of 8.9 V, Ion/Ioff ratio (memory margin) of 1.5X102 and typical bistable operation with negative differential resistance (NDR) region at forward bias region. Therefore, it showed low conductance below off current state level and didn’t reveal characteristics of nonvolatile memory-cell because of Schottky diode characteristic. In summary, these results indicate that small-molecule Schottky diode operates as a selection device and can operate small-molecule nonvolatile memory in cell-array structure.
