The most widely used epoxy resins of the ACA materials are diglycidyl ether of bisphenol A (DGEBA) and diglycidyl ether of bisphenol F (DGEBF). DGEBA is characterized by low shrinkage, ease of cure and processing, excellent moisture, solvent and chemical resistance, good adhesive strength. However, DGEBA is in need of diluents because of its high viscosity. DGEBF is of the almost same general structure as DGEBA. Except for low viscosity, the physical and chemical properties are similar. In this study, the viscosity of polymer matrix was measured by DSC and rheometer. Wetting and mechanical properties compared with DGEBA and DGEBF systems by solder and the QFP bonding process test. When both resins have reductant, it shows good wetting and mechanical properties. In conclusion, DGEBF with reductant system is the best suitable for the process, because it has good properties without dilute. |
