Silica nanoparticles were synthesized from tetraethyl orthosilicate (TEOS) dissolved in ethanol by using a semi-batch process in order to overcome difficulties in production of nanoparticles by a batchwise reaction. In this work, the statistical experimental method was also used to compare two properties of the SiO2 particles according to the four parameters [R (=H2O/TEOS), concentration of ammonia, the feed rate of reactant, reaction temperature]. We found that the main parameters effecting the preparation of SiO2 nanoparticles were decreased in the order of reaction temperature> concentration of ammonia>R (=H2O/TEOS)> feed rate of reactant.
