Growth of Two Dimensional Transition Metal Disulfide Alloy Nanosheets based on Atomic Layer Deposition |

Recently, modulation of electronic structures in two dimensional transition metal dichacogenides (2D TMDCs) nanosheets have been studied for versatility of 2D TMDCs nanosheets in optical devices such as phototransistor and photovoltaic with tunable band gap. Especially, several reports show that the band gap of 2D TMDCs alloy nanosheets such as Mo1-xWxS2, Mo1-xWxSe2 and MoS2xSe2(1-x) can be easily tuned according to the value of the x. However, the synthesis of 2D TMDCs alloy nanosheets with composition and layer controllability is still challenging. In this work, we synthesize Mo1-xWxS2 alloy nanosheets by sulfurization of a super-cycle atomic layer deposition (ALD) Mo1-xWxO3 thin film with composition and layer controllability. The X-ray photoemission spectroscopy, Raman and atomic force microscopy demonstrate that composition and layer number can be tuned by cycle ratio between ALD MoO3 and WO3 in one super-cycle and number of super-cycles in our super-cycle ALD based Mo1-xWxS2 alloy nanosheets process. |
