제목 Hybrid interconnection and thermal properties of functionalized carbon nanotubes inepoxy composites
초록 The MWNTs were functionalized to enhance properties of epoxy composite. The MWNTs were first treated by strong acids and then m-phenylenediamine grafting was carried out. The 1wt% of three kinds of MWNTs were dispersed with diglycidyl ether of bisphenol F and A, respectively. The functionalization of MWNTs improved on the dispersion of nanotubes, morphology of metallurgical interconnection, pull strength and thermal conductivity. As a result, amine grafted MWNTs showed the best performance because the rigid linkage between m-MWNTs and epoxy matrix provides good interface compatibility that may reduce interfacial thermal resistance.
