Well-Balanced Carrier Mobilities of Ambipolar Transistors based on a Low Band Gap Small Molecule Semiconductor |
초록 |
We synthesized a solution-processable low bandgap small molecule, Si1TDPP-EE-COC6 for semiconducting channel material in organic thin film transistors. The change of the electrical properties of OTFTs induced by thermal annealing was systematically investigated. The hole and electron mobilities of as-spun Si1TDPP-EE-COC6 were 3.3×10–4 and 1.7×10–4cm2/Vs. A significant increase in mobilities was obtained by thermal annealing at 150°C, hole and electron mobility were 0.003cm2/(Vs) and 0.002cm2/(Vs). This performance enhancement upon thermal annealing was strongly associated with the enhanced layered edge-on structure and resulting reduced π-π intermolecular spacing, revealed by grazing incidence X-ray diffraction and atomic force microscopy measurements. The employment of atomically-thin CVD-grown single layer graphene source/drain electrodes led to further increase in the mobilities. |
