Epoxy resins have been widely used as underfill materials due to their excellent processability, mechanical properties and thermal stability. However, the brittleness stemming from high crosslinking density of the cured epoxy limits its application for manufacturing flexible electronics. It has been known that polyurethanes improved toughness of hybrid polyurethane/epoxy thermosetting because of the soft segment of the polyurethane backbones. In this work, a cyclic carbonate terminated oligomer was synthesized and used as a toughening material to fabricate hybrid polyurethane/epoxy thermosetting. After analyzing the curing behavior of an epoxy/amine system through non-isothermal differential scanning calorimetry, the effect of the cyclic carbonate terminated oligomer on the mechanical properties of the polyurethane/epoxy thermosetting was investigated.
